100 GHz, RF Output Power 80 mW Terahertz Source

The TeraSense series of terahertz sources (IMPATT diodes) are silicon double-drift diodes with a 0.6 µm transit region, mounted on copper heat sinks. The double-drift diode consists of the following layers: a heavily doped (p+) region, a moderately doped p region, a moderately doped n region, and a heavily doped (n+) region. The (p+) and (n+) regions allow ohmic electrical contact with the external circuit. The device generates and sustains oscillations through negative resistance. TeraSense now offers an upgraded version of the terahertz source. The upgraded IMPATT diode is equipped with a protective isolator, which greatly improves output power stability. From now on, you can order IMPATT diodes with an open WR flange or a detachable horn antenna. Typical RF output power at the optimized frequency of 100 GHz can reach up to 2 W.
